Research Group,Institute of Semiconductors,CAS. 此次来访在本所第147期黄昆半导体科学技术论坛上做了题为 Terahertz Electronics and Applications的报告。 访问了俄罗斯科学院“无机化学研究所”、“半导体物理研究所”。 还顺访了位于圣彼得堡的国际著名的俄罗斯科学院“约飞技术物理研究所”，位于莫斯科的“莫斯科大学”等单位。 2009年6月4日-9日，我课题组牛智川研究员受台湾东华大学光电工程研究所所长祁锦云教授、新竹交通大学奈米科技中心主任李建平教授的邀请，赴台湾花莲市东华大学参加了2009年台湾MBE会议，在会上做了题为“MBE growth of InGaAs/GaAs metamorphic quantum well and quantum dots的邀请报告。 Dr Maxim Shvarts 和Dr.Vladimir Lantratov来访，就太阳能光伏材料和器件研究方面进行了学术交流。 2007年11月8日 14日，俄罗斯约飞研究所N. Kryzhanovskaya博士来本课题访问工作一周。

Research Group,Institute of Semiconductors,CAS. 半导体自组织量子点、量子环具有 类原子 特性，是目前量子信息与科技前沿领域固态量子物理和信息器件十分重要的量子结构，也是实现高品质单光子源、纠缠光子对、A-B Aharonov-Bohm 效应、量子态操纵及量子计算器件的理想体系，还在太阳能电池、微腔激光器、传感器等新型微纳光电器件中具有重要应用前景。 Appl Phys. Lett. Appl Phys. Lett. 102, 163115(2013) ，并成功地将GaAs分叉纳米线与InAs量子点耦合，观测到液氦 4K 温度下的高品质单光子发射. 最近，课题组查国伟、喻颖等在研究中发现 通过优化GaAs纳米线侧壁淀积Ga液滴成核温度与晶化条件等参数，可以生长出密度与形貌可控量子点、量子环等新奇量子结构，首次发现单根纳米线侧壁形成单个 方形 量子环且具有高品质发光特性。 本项研究工作得到国家重大科学研究计划、国家自然科学基金、中科院先导专项 B 、中国科技大学 量子信息与量子科技前沿协同创新中心 的支持。
